Their research was recently <a href=\"https:\/\/onlinelibrary.wiley.com\/doi\/10.1002\/adma.202413247\" target=\"_blank\">published<\/a> in the journal <i>Advanced Materials<\/i>, titled \u201cOpto-Electrical Decoupled Phototransistor for Starlight Detection.\u201d<\/p>\n<p>Highly sensitive shortwave infrared (SWIR) detectors are essential for detecting weak radiation (typically below 10<sup>\u22128<\/sup> W\u00b7Sr<sup>\u22121 <\/sup>\u00b7cm<sup>\u22122 <\/sup>\u00b7\u00b5m<sup>\u22121<\/sup>) with high-end passive image sensors. However, mainstream SWIR detection based on epitaxial photodiodes cannot effectively detect ultraweak infrared radiation due to the lack of inherent gain.<\/p>\n<p>Filling this gap, researchers at the Peking University School of Electronics and collaborators have presented a heterojunction-gated <a href=\"https:\/\/phys.org\/tags\/field-effect+transistor\/\" rel=\"tag\" class=\"\">field-effect transistor<\/a> (HGFET) that achieves ultra-high photogain and exceptionally <a href=\"https:\/\/phys.org\/tags\/low+noise\/\" rel=\"tag\" class=\"\">low noise<\/a> in the short-wavelength infrared (SWIR) region, benefiting from a design that incorporates a comprehensive opto-electric decoupling mechanism.<\/p>\n","protected":false},"excerpt":{"rendered":"<p>Prof Zhang Zhiyong\u2019s team at Peking University developed a heterojunction-gated field-effect transistor (HGFET) that achieves high sensitivity in short-wave infrared detection, with a recorded specific detectivity above 1014 Jones at 1,300 nm, making it capable of starlight detection.
